The SCTWA40N120G2V is a 2nd-generation silicon carbide (SiC) power MOSFET featuring a 1200 V blocking voltage, 62 mΩ typical on-resistance, extremely low gate charge, low input capacitance, and a very fast, rugged intrinsic body diode. It supports junction temperatures up to 200 °C while maintaining switching losses that are nearly independent of junction temperature, enabling high efficiency over a wide operating range. The device is well suited for switch-mode power supplies (SMPS), DC/DC converters, industrial motor drives, solar inverters, EV charging systems, and other high-voltage power conversion applications requiring high efficiency, high power density, and excellent thermal performance.
